An RSCE threshold voltage compact model has been successfully derived based on two non-uniform Gaussian-shaped profiles at the source and drain end of a MOSFET. The model is more accurate for gradual roll-up characteristic of Vth versus Lg curve as compared to the previous proposed hyperbolic RSCE model. The compact model is physics-based, thereby has good value for advanced technology development and device modeling.
