  • Although the actual Ion and Ioff values are “hidden,” the much extended Ion/Ioff ratio implies that the technology can be further scaled down.

• Observations
  • The HMGFET has a comparable Ion/Ioff ratio as the SMGFET at the designed node Lg = 0.25 mm.
  • Extension of constant Ion/Ioff ratio is due to the extended Vt roll-off.
